The paper presents an innovative approach to apply low-cost packaging techniques to address the demanding requirements of high-frequency RF devices
MIGDAL HAEMEK, — Presto Engineering has been selected to present a paper at the IEEE International Conference on Microwaves, Communications, Antennas and Electronic Systems taking place in Tel Aviv, Israel on October 21-23, 2013.
The paper titled “Scaling Quad-Flat No-Leads Package Performance to E-band Frequencies”, was co-authored by Dror Regev from Presto Engineering and Sean S Cahill and Eric A. Sanjuan from BridgeWave Communications, Inc.
This paper describes a low-cost plastic Quad-flat no-leads (QFN) based package enabled with MicroCoax wirebonding technology, capable of addressing increasing frequency needs. The package presented has excellent isolation between input-output signals, bias pins and controls as well as low insertion and return loss, which increase package bandwidth. The superior performance achieved with this package effectively maintains bare die performance at mm-wave frequencies. Package performance results up to 65 GHz will be presented and scaling steps to enhance package frequency to 90GHz and beyond will be discussed.
Finally, the paper briefly describes a number of approaches to test VQFN packages at mm-wave frequencies which is currently a challenge for the semiconductor industry.
